Übersicht
Scope of the Report
In 2024, global high selectivity phosphoric acid (HSP) production reached approximately 50,356 tons, with an average global market price of around US$ 6,353/ton. In 3D NAND manufacturing process, dozens of layers of SiO2 and SiN are deposited, and the SiN layer is selectively removed using hot phosphorous. High selectivity phosphoric acid (HSP) can selectively etch SiN while leaving SiO2. In this process, the desired etching rate can be achieved by controlling the concentration and temperature of the phosphoric acid solution. Usually, the concentration of HSP solution is not lower than 85%.
3D NAND is a type of non-volatile flash memory in which the memory cells are stacked vertically in multiple layers. 3D NAND is the latest generation of flash memory (also known as flash storage). Flash memory is used in enterprise server storage (data storage for large businesses) and networking technology, as well as in a wide range of consumer devices, including USB flash drives, smartphones, digital cameras, tablets, and laptops. 3D NAND technology is developing at a rapid pace.
Selective wet etching of the Si3N4 layers in 3D NAND devices is reaching a ceiling for structures around 100 layers thick. Standard selectivity calculations based on results from blanket nitride and oxide wafers do not translate well to the complex structure of a 96-layer 3D NAND device. As a result, specially formulated chemistries are needed. High selectivity phosphoric acid is such a chemical. With high selectivity, phosphoric acid can remove the Si3N4 layers well while protects the silicon oxide layers. Due to the high technology barrier, there are only a few producers who can supply high selectivity, phosphoric acid to the market.
Worldwide, production of 3D NAND mainly distributes in South Korea, Japan, China, USA and Singapore. As high selectivity phosphoric acid is mainly used in the production of 3D NAND, consumption region of it keeps consistent with production region of 3D NAND.
