Their function is to remove flux residues, organic acids, ionic contaminants, particles, metal residues, polymer residues, temporary bonding residues and RDL/UBM-related contamination, while protecting Cu, SnAg, Ni/Au, Al, Ag, PI, PBO, BCB, EMC and package substrates. The commercial evaluation framework is no longer limited to cleaning power. It now includes ionic cleanliness, corrosion control, low residue, low foaming, rinseability, material compatibility, low VOC profile and stable process windows. Typical requirements include surface tension of roughly 18–38 mN/m for narrow-gap cleaning, operating temperatures of 20–70°C, ionic residue below 1.0 μg NaCl eq/cm², metal ions below 20–50 ppb, and in high-end 2.5D/3D or Chiplet-related semiconductor packaging applications, tighter control of particles above 0.1 μm, copper loss below 5–10 nm and bonding-interface cleanliness.

AI chips place higher demands on high bandwidth, high computing power, low power consumption and high interconnect density, driving the rapid development of 2.5D interposers, CoWoS-type packaging, HBM stacking, Chiplets and high-end fan-out designs. The increasing complexity of semiconductor advanced packaging brings more CMP, etching, electroplating, bonding, temporary carrier and cleaning steps. Advanced Packaging Cleaning Agents play a critical role in defect control, interface preparation and reliability assurance across these process steps.
