Glass substrate packaging materials refer to a class of advanced semiconductor packaging materials centered on glass core substrates and their associated process materials. These include glass core panels, TGV (Through-Glass Via) substrates, glass interposers, carrier glass panels, conductive via filling materials, build-up dielectric layers, and temporary bonding/debonding materials. They are designed to enable low warpage, high flatness, ultra-fine line routing, and high-density vertical interconnects for advanced packaging applications such as AI accelerators, high-performance computing (HPC), RF devices, co-packaged optics (CPO), and advanced sensor integration. Glass substrate packaging materials are currently in a transition phase from validation to early-stage pilot and low-volume production. Near-term demand is mainly driven by AI/HPC large-scale chips, chiplet-based architectures, and high-speed optical-electrical interconnects. Limitations of traditional organic substrates—particularly warpage, thermal mismatch, and line/space scaling constraints in large-area packages—are accelerating evaluation and adoption of glass core substrates, TGV interposers, and glass-based redistribution platforms. At this stage, the market is still dominated by sample runs, pilot lines, and a small number of high-end application programs, with scale-up depending heavily on yield improvement, microcrack control, via filling and metallization reliability, and ecosystem readiness of large-panel equipment.
Opportunities in the value chain extend beyond glass raw materials and include low-CTE glass formulation, TGV drilling and metallization processes, conductive pastes and electroplating chemistry, build-up dielectric materials, temporary bonding/debonding technologies, and inspection/metrology systems. In the medium term, glass substrates are not expected to fully replace organic ABF substrates or silicon interposers. If demand for AI servers, co-packaged optics, and high-end networking continues to expand, both penetration rate and value per substrate are expected to increase.
