It is typically formulated with low-viscosity epoxy or modified resin systems and fills the gaps between chips and substrates, or between packages and PCBs, through capillary flow, corner bonding, no-flow, or pre-applied processes. After curing, it distributes thermomechanical stress on solder joints and improves drop resistance, thermal cycling performance, and moisture reliability. Compared with conventional underfill materials, its key advantage lies in maintaining insulation performance, low ionic contamination, low void formation, and compatibility with lead-free reflow processes while still allowing device removal and rework through localized heating, thermal softening, or assisted cleaning.
