The product is characterized by high sphericity, low ionic contamination, low uranium and thorium content, controlled particle-size distribution, good resin dispersibility and high filler loading capability. It is mainly used in epoxy molding compounds, liquid encapsulants, mold underfill, underfill materials, IC substrate resins and high-end copper-clad laminate systems. Its main functions are to reduce coefficient of thermal expansion, improve flowability and package reliability, support low-warpage resin formulations, and mitigate alpha-particle-induced soft errors in memory, advanced packaging and other high-reliability semiconductor applications.
