Dry film photoresists for advanced semiconductor packaging are solid photosensitive imaging materials pre-coated onto polyester carrier films and supplied as rolls or sheets. They are laminated onto wafers, reconstructed wafers, molded panels, glass or silicon interposers, and other advanced-packaging carriers, then exposed, developed, used as temporary masks for plating or etching, and subsequently stripped. Their principal applications include copper pillars, micro-bumps, solder bumps, C4 structures, redistribution layers, through-silicon-via-related metallization, under-bump metallization, lift-off, and other fine interconnect structures. Commercial film thicknesses range from several micrometers for fine redistribution-layer patterning to more than 200 micrometers for tall copper-pillar plating molds. Critical product attributes include resolution, aspect ratio, sidewall profile, film-thickness uniformity, conformability, step coverage, adhesion, resistance to copper, nickel, gold and solder plating chemistries, defect control, development latitude, and clean stripability. As advanced packaging shifts from conventional wafer bumping toward fan-out architectures, panel-level redistribution, chiplet integration, and 2.5D/3D systems, dry film photoresists are evolving from specialized thick plating masks into higher-resolution and larger-area patterning materials optimized for increasingly complex packaging interconnect processes.
Dry film photoresists for advanced semiconductor packaging form a significantly narrower market than dry films used for printed circuit boards or IC package substrates. The currently commercialized core is concentrated in temporary plating molds for copper pillars, micro-bumps, solder bumps and C4 structures, with film thicknesses commonly ranging from 50 to 120 micrometers and, in specialized applications, exceeding 200 micrometers. A second, less mature product route is emerging for fine redistribution-layer patterning in wafer-level and panel-level packaging. Qnity’s WLP, WBR/WB and MX product families address bumping, copper pillars, redistribution layers, TSVs and fan-out processes across thickness ranges from 10 to 120 micrometers. Asahi Kasei’s CX series targets high-aspect-ratio copper-pillar structures at thicknesses above 200 micrometers, while its TA series introduces micron-class dry-film patterning for advanced-package redistribution layers and panel-level processing. The industry is therefore evolving from a specialized substitute for multiple liquid-resist coating steps into a potentially broader patterning platform, although liquid photoresists retain a strong position in the finest redistribution-layer applications.
Copper-pillar and micro-bump plating molds account for the largest current share, followed by solder-bump films and redistribution-layer patterning materials. Growth will be supported by AI accelerators, high-bandwidth memory, chiplet architectures, fan-out packaging and 2.5D/3D integration, all of which increase the number and density of plated interconnect structures. TSMC reported plans to double CoWoS capacity in 2025 and disclosed that a larger interposer solution was qualified in 2025 for volume production in 2026. These developments support continued materials growth, although dry-film adoption will not increase at the same rate as total advanced-packaging capacity because liquid photoresists remain competitive in several fine-feature processes.
Regional competition is becoming more diversified. Asahi Kasei completed a new SUNFORT slitting facility in Taiwan in July 2026, adding approximately 40% to local slitting capacity with the option to double current output. BenQ Materials has publicly introduced a dry-film photoresist platform for fan-out wafer-level and panel-level packaging, high-density redistribution layers, micro-bumping and copper-pillar plating. Zhuhai Dynamic states that it develops and manufactures high-performance dry films for advanced semiconductor packaging, including copper-pillar and metal-plating applications. These developments suggest that customer-proximate coating, slitting, technical service and defect control will become increasingly important. Nevertheless, qualification barriers remain high. Future supplier positions will depend on batch consistency, particle and coating-defect control, plating-chemical resistance, sidewall geometry, strip cleanliness, large-panel dimensional control and the ability to jointly optimize the material with customer-specific lithography and plating conditions.
