Film metrology systems usually use spectroscopic ellipsometry, reflectometry, interferometry, X-ray measurement, optical scatterometry, Raman, infrared spectroscopy or electrical measurement methods to provide inline process control data for deposition, lithography, etch, CMP, annealing and advanced packaging processes.
