Scope of the Report
The global IC Packaging Thermal Paste market size is predicted to grow from US$ 106 million in 2025 to US$ 192 million in 2032; it is expected to grow at a CAGR of 8.8% from 2026 to 2032.
In 2025, global sales of IC Packaging Thermal Paste reached approximately 450 metric tons, with an average manufacturer-level selling price of about US$230 per kilogram. Gross margins among major manufacturers were approximately 32%–45%.
IC Packaging Thermal Paste is a paste-form thermal interface material applied between the semiconductor die and the package lid, heat spreader, or direct-cooling structure. It fills microscopic surface irregularities and air gaps between the contacting surfaces, thereby forming a continuous, low-thermal-resistance heat-transfer path that enables heat generated by the chip to be transferred more efficiently to the package-level heat dissipation structure. Its primary functions are to reduce interfacial thermal resistance, mitigate localized hot spots, and limit junction-temperature rise, thereby improving chip operating stability, power-handling capability, and package reliability. The product is mainly used in TIM1 and certain TIM1.5 interfaces.
The upstream supply chain primarily includes base materials such as silicone oil, polysiloxane, and acrylic resin; thermally conductive fillers such as alumina, boron nitride, zinc oxide, silver powder, and carbon-based materials; and functional additives including coupling agents, dispersants, thixotropic agents, and curing agents. Filler particle-size distribution, dispersion uniformity, and impurity control directly affect product performance. Downstream applications mainly cover high-power IC packaging in data centers, consumer electronics, automotive electronics, telecommunication equipment, and industrial electronics. Material suppliers, semiconductor assembly and test companies, chip manufacturers, and end-equipment manufacturers jointly conduct formulation validation, packaging-process qualification, and reliability certification.
