Under vacuum conditions, plasma ions bombard the target surface and eject metal atoms, which are deposited onto wafers or packaging substrates to form interconnect conductors, seed layers, barrier layers, adhesion layers, gates, electrodes, work-function layers and other functional metallic films.

The product scope includes copper and copper-alloy, aluminum and aluminum-alloy, titanium, tantalum, tungsten, cobalt, nickel, nickel-platinum, tungsten-titanium and other semiconductor-grade metallic targets, together with matched high-purity rings, coils or component sets supplied as part of the target system. Ceramic and compound targets, display, photovoltaic, magnetic-storage and decorative-coating targets, high-purity metal feedstock, standalone backing plates and scrap-recovery revenue are excluded.

In 2025, global shipments of Ultra-High Purity Metal Sputtering Targets for Semiconductor Manufacturing are estimated at 5,200 tons, with a price of approximately US$280,000 per ton and a gross margin of approximately 32% to 38%.

The expansion of production capacity for AI servers, high-performance computing, advanced logic, HBM, DDR5, and high-level 3D NAND is increasing the demand for copper sputtering targets with low particle size, low oxygen content, and high microstructure uniformity in advanced wafer manufacturing. Through-silicon vias (TSVs), fan-out packaging, wafer-level packaging, redistribution layers, copper pillars, and hybrid bonding all require copper seed layers or copper metallization processes. Compared to front-end interconnects, advanced packaging may have slightly lower requirements for target purity, but target size, deposition efficiency, film thickness uniformity, and overall cost are more important. Therefore, this favors the expansion of applications for 5N to 6N products, recycled backplane components, and localized service models. Asia will remain the primary consumption region, while new wafer fabs in the US, Europe, and Japan will drive regionalized capacity, dual-supplier certification, and the establishment of local inventory systems.

Industry risks mainly stem from longer customer validation cycles, customer and equipment platform concentration, barriers to high-purity copper refining and grain control, and the impact of waste target recycling settlements on apparent selling prices. Copper still offers significant cost and conductivity advantages in most interconnect layers, but in localized interconnect layers with extremely small linewidths, ruthenium, cobalt, and other novel conductors are advancing R&D and mass production. Therefore, future growth in copper target materials will come more from wafer area, layer count, advanced packaging, and regionalized capacity expansion, rather than simply relying on a continuous increase in copper usage per wafer.
