Server direct-to-chip liquid cold plates are precision liquid heat exchangers mounted directly on high-heat-flux electronic components within data-center servers, including CPUs, GPUs, AI ASICs, FPGAs, DPUs, network-switching chips, memory modules, optical transceivers and power-conversion components. A cold plate establishes a low-thermal-resistance interface with the semiconductor package and transfers heat into a circulating coolant through internal microchannels, fin arrays, impingement structures or two-phase evaporative chambers. Commercial products are generally manufactured from copper, aluminum, stainless steel or engineered metal combinations using machining, skiving, stamping, brazing, friction-stir welding, etched-foil stacking, diffusion bonding, additive manufacturing or hybrid fabrication processes. Key performance parameters include heat-removal capacity, local heat-flux capability, thermal resistance, coolant flow rate, pressure drop, fluid and material compatibility, proof pressure, leakage rate, flatness, surface finish and long-term corrosion reliability. The products are primarily deployed in AI training and inference servers, high-performance computing systems, cloud servers, data-center networking equipment and other compute-dense infrastructure.
The global supply base combines large-scale Taiwanese thermal ODMs, North American technology specialists, Chinese full-chain liquid-cooling suppliers and Japanese precision-manufacturing companies. Asia Vital Components, Auras Technology, Cooler Master, Delta, Forcecon and TaiSol benefit from established server-thermal relationships, high-volume manufacturing and proximity to the global server ODM ecosystem. CoolIT, Boyd, Motivair, JetCool, Mikros, ZutaCore and Accelsius differentiate through large installed bases, high-performance customization, micro-impingement or two-phase cooling. In China, Envicool and FRD have established relatively clear product and manufacturing positions, while JONHON and several additional thermal-management companies are progressing through platform qualification. The broad supplier pool is materially larger than the core formal list because the ability to manufacture a generic industrial liquid cold plate does not automatically demonstrate data-center qualification, server-platform compatibility or sustained high-volume production.
Single-phase water-based cooling is expected to remain the mainstream architecture over the medium term because it benefits from a mature supply chain, established service practices and compatibility with existing data-center infrastructure. However, rising device power will accelerate the adoption of denser microchannels, impingement cooling, floating mechanical interfaces, diffusion-bonded structures and two-phase evaporative cold plates. Two-phase D2C offers the potential for higher heat-flux capability and more uniform component temperatures, but widespread adoption still depends on refrigerant management, pressure control, material compatibility, maintainability and long-duration field reliability. Competitive advantage will increasingly depend on chip-level co-design, qualification speed, low-defect mass production and the ability to integrate cold plates with manifolds, quick disconnects, CDUs and monitoring systems.
