Semiconductor colloidal silica is a silica nano/submicron aqueous dispersion system that has been rigorously purified to ppb level with low levels of metal impurities and anions, controllable particle size and distribution, and high colloidal stability. Essentially, it is a high-purity amorphous SiO₂ colloid, specifically designed to provide "controllable soft abrasive + surface chemistry" conditions for semiconductor manufacturing processes. It is mainly used for CMP polishing, surface cleaning and leveling, as well as high-purity coatings/dispersion carriers, emphasizing uniform particle morphology, absence of coarse impurity particles, clean packaging, and batch-to-batch consistency.

Manufacturing Processes and Market Trends:
Semiconductor-grade silica sol manufacturing begins with selecting the silicon source route. The most mainstream approach involves deep desodiuming and demetallization of water glass via cation/anion exchange to obtain high-purity active silicic acid, which is then nucleated and grown into monodisperse nano-silica under controlled conditions. Alternatively, silicate sol-gels can be used for hydrolysis of elemental silicon to achieve more stringent ppb-level impurities and particle size consistency. Ultrafiltration or ceramic membrane cross-flow concentration replaces thermal concentration to suppress agglomeration and progressively remove large particles. Maintaining a stable metal ion background and pH/ζ potential throughout the process is crucial for clean filling. The market is driven by advanced process nodes. The zero tolerance for CMP flattening defects has continuously raised the bar, and the global effective supply has long been locked in the hands of a few Japanese and German players who can lock in the consistency of the refining chain and batches. Because the foundry certification cycle is extremely long and once it is included in the BOM, it hardly moves. The competition is shifting from a simple battle over spherical particle size to the customization of morphology such as dumbbell/core-shell and the control of surface chemistry to improve selectivity and contour preservation. At the same time, environmental compliance and closed-loop water treatment pressures are accelerating the transformation of ion exchange and membrane methods. However, the real moat is still the three-in-one control system of particle size, impurities and stability accumulated over decades.
