Automotive Grade is commonly used to describe electronic devices that meet automotive industry standards and specific reliability requirements. The Automotive Grade SGT MOS structure has a charge-coupling effect that introduces horizontal depletion on top of the vertical depletion of the PN junction in conventional trench MOSFET devices, changing the device electric field from a triangular distribution to an approximate rectangular distribution, which allows the device to achieve a higher breakdown voltage with the same doping concentration of epitaxial material specifications. The deeper trench depth allows more silicon volume to be utilized to absorb EAS energy, so SGTs can do better in avalanche and withstand avalanche breakdown and inrush current better.
